March 21 news: Recently, the micro- and nano-perovskite LEDs (micro-PeLED and nano-PeLED) developed by a relevant team at Zhejiang University have reached a new size limit of 90nm that is difficult to reach for traditional LEDs. At the same time, the downscaling process only caused weak performance losses. The relevant research results have been published in the top international academic journal "Nature".

According to reports, in the field of electronic science, the "downscaling" process of reducing the size of basic devices has always been a key force in promoting technological innovation. Currently, the most advanced display technology is micro-LED based on III-V semiconductors, and micro-LED is a "downscaled" LED.

However, its high manufacturing cost, coupled with the sharp drop in efficiency of micro-LEDs when the pixel size is reduced to about 10 microns or smaller, limits the possibility of its large-scale commercial application.

Zhejiang University's David Di team first proposed the concept of "micro-perovskite LED (micro-PeLED)" in 2021 and obtained a patent.Advantages: Perovskite LED is a new type of light source that can be used in display, lighting, communications and other fields. It has great advantages in color purity and color gamut width.

Comparison of Micro/nano-PeLED with other LED technologies

However, traditional manufacturing methods can easily lead to non-radiative energy loss and reduce LED efficiency. For this reason, the team designed a local contact process and introduced patterned windows made by photolithography into the additional insulating layer, which effectively avoided energy loss at the pixel boundaries and successfully manufactured perovskite LEDs with pixel sizes ranging from hundreds of microns to 90 nanometers.

The micro and nano-PeLEDs developed by the team only begin to show the size reduction effect at the extremely small size of about 180 nanometers. At this time, the efficiency is reduced to 50% of the maximum value, while the efficiency of traditional micro-LEDs has dropped significantly when the size is less than 10 microns.

David Di said: "The nano-PeLED demonstrated in the paper can reach a minimum of 90 nanometers, which is the smallest LED pixel reported so far."

Based on this, the LED pixel array with an ultra-high resolution of 127,000 PPI created by the team also set the record for the highest resolution of all types of LED arrays.
